Theres something 0.6v Vce (sat) of a BiFET compared with the millivolts of a fully turned on MOSFET .. gets hot if you want to switch amps in a small space. No big deal if you are switching kilowatts with BiFETs and expect some heat. As we kept discovering back in the day in Philips, there were and are many better bipolar and hybrid technologies than silicon MOS but so much more R&D was done on MOS that it always ended up better.
